sub-collector contact  region in the collector of bipolar transistor immediately underneath collector contact; should be heavily doped to form low resistance ohmic contact between collector (semiconductor) and collector contact (metal); with very heavy doping of subcollector region potential barrier at the contact-semiconductor interface is so thin that carriers can tunnel through it.
collector  region in bipolar transistor collecting carriers from the base; should be lightly doped to assure proper transistor operation.
