GaAs-on-Si  epitaxial growth of GaAs on Si using an interface layer with lattice structure between GaAs and Si (e.g. strontium titanate, SrTiO3 - a dielectric which bonds to both the GaAs and Si and features lattice structure halfway between the two); GaAs-on-Si allows integration of Si based IC technology (electronic functions)with GaAs based optical devices(photonic functions); makes available GaAs substrates as large as Si wafers at the cost much lower than the cost of bulk GaAs wafers.
